Well with an SLR the smallest right now is either a Canon XS or Nikon D60.
The mirror, viewfinder, lens mount, etc. are main factors into the size.
The Sigma DP1 shows some promise, having an APS-C sensor with 3 layers (RGB) and RAW capture. Its a bit out of your budget though.
